This presentation details the design, construction and testing of a MOSFET-based solid-state power controller rated at 270 V, 200 A, equivalent to 54 kW, with an overload capability of 400A. The power switch is a parallel array of 21 fractionally rated Si MOSFET devices which current-share to achieve the overall rating while minimising on-state losses. A transient voltage suppressor is used to dissipate inductive energy and protect the power switching devices. Results analysing on-state losses, thermal performance, inrush current limiting, inductive load breaking and over-current response times are discussed.
